چکیده
In this paper, we report low temperature curable (around 200~250℃), Dk (2.7) and Df (0.007) negative tone type photo-definable polyimides. Those materials, which were in states of liquid or B-stage sheet, able to be patterned by photolithography process. Our novel polyimides showed excellent dielectric mechanical properties, good results on reliability tests. developed kept enough insulating performance after a biased HAST (High Accelerated Stress Test). Finally, collaboration with IME, test package mounted our polyimide as redistribution layers was fabricated.

Low-temperature thermal conductivity of polyimide irradiated with Ni ions
The planned International Facility for Antiproton and Ion Research (FAIR) will consist of a superconducting double-ring synchrotron offering ion beams of intensity increased by a factor of 100-1000 compared to the existing GSI accelerators. Materials close to the beam tube will be exposed to secondary radiation of neutrons, protons, and heavier particles, possibly limiting reliable function and...
متن کاملLow-Loss CPW on Low-Resistivity Si Substrates with a Micromachined Polyimide Interface Layer for RFIC Interconnects
The measured and calculated propagation constant of coplanar waveguide (CPW) on low-resistivity silicon (1 cm) with a micromachined polyimide interface layer is presented in this paper. With this new structure, the attenuation (decibels per centimeter) of narrow CPW lines on low-resistivity silicon is comparable to the attenuation of narrow CPW lines on high-resistivity silicon. To achieve thes...
متن کاملD uble layer coating for high resolution low temperature SEM
Specimen damage caused by mass loss due to electron beam irradiation is a major limitation in Low Temperature Scanning Electron Microscopy of bulk specimens. At high primary magnifications (e.g. 100 000 x) a hydrated sample is usually severely damaged after one slow scan (about 3000 enm-2). The consequences of this beam damage are remarkably reduced by coating the frozen-hydrated sample with a ...
متن کاملGreen Method for Synthesizing Gallium Nitride Nanostructures at Low Temperature
Gallium nitride (GaN) nanostructures (NS) were synthesized using pulseddirect current plasma enhanced chemical vapor deposition (PDC-PECVD) on quartzsubstrate at low temperature (600°C). Gallium metal (Ga) and nitrogen (N) plasma wereused as precursors. The morphology and structure of the grown GaN NS werecharacterized by field emission scanning electron microscope (FE-SEM), transmissionelectro...
